Samsung has begun mass production of the world’s thinnest LPDDR5X DRAM chip of 12GB or above. At just 0.65mm, the package is as thin as a fingernail. It will reduce the overall thickness of the processor setup, allowing for enhanced thermal management. The chip is ideal for high-end smartphones with on-device AI processing capabilities, like the upcoming Galaxy S25 series.

A global leader in the memory chip industry, Samsung has been driving technological innovations in this field for a long. It has already broken LPDDR5X DRAM speed records multiple times over the past few years. The company has now successfully taken up the challenge to reduce the thickness of these chips. Its new 12GB and 16GB LPDDR5X DRAM chips are the thinnest 12nm-class solutions yet.
Samsung used optimized printed circuit board (PCB) and epoxy molding compound (EMC) techniques to make the chip super thin. It also employed an optimized back-lapping process to reduce the package height. The company offers the new LPDDR5X DRAM in a 4-stack structure. Compared to the previous-gen product, it reduces the thickness by 9% and improves heat resistance by 21%.
Samsung says these advancements create additional space within mobile devices, that manufacturers can leverage to facilitate better airflow for superior thermal management. The company sees thermal management as a critical factor for high-performance applications and features such as on-device AI. It plans to supply its 0.65mm LPDDR5X DRAM to chipmakers and device manufacturers globally.
The Korean firm also plans to ” develop 6-layer 24GB and 8-layer 32GB modules into the thinnest LPDDR DRAM packages.” These advancements are necessary to meet the growing demand for high-performance, high-density mobile memory solutions.
